The hard-switching 600 V, 15 A TRENCHSTOP™ IGBT3 is packaged in a TO220 package with a fully rated continuity diode, which provides a significant improvement in static and dynamic performance due to the combination of trench cell and field cut-off concepts.The combination of the IGBT and the soft-recovery emitter controlled diode further reduces turn-on losses. Highest efficiency is achieved due to the optimal compromise between switching and conduction losses.
