onsemi's UG4SC075006K4S "Comit-FET" integrates a 750 V SiC JFET and a low-voltage Si MOSFET into a single TO247-4 package. This innovative approach enables users to create circuits to achieve constantly breaking switches while taking advantage of the benefits of normally conducting SiC JFETs. These advantages include ultra-low on-resistance (RDS (on)) to minimize conduction losses, as well as the outstanding robustness characteristics of the simplified JFET device structure, enabling it to handle the high-energy switching required in circuit protection applications. For switch-mode power conversion applications, the UG4SC075006K4S offers separate access to the JFET and MOSFET gates to enhance speed control and facilitate the parallel connection of multiple devices.
