The IMZ120R140M1H is a 1200 V, 140 mΩ CoolSiC™ SiC MOSFET in a TO247-4 package based on an advanced trench semiconductor process optimized for performance and reliability. Compared to traditional silicon (Si)-based switches such as IGBTs and MOSFETs, SiC MOSFETs offer many advantages, such as the lowest gate charge and device capacitance levels in switches in the 1200V class, resistance to commutating body diodes, no reverse recovery losses, independence from Low switching losses over temperature and threshold-free turn-on characteristics. Therefore, CoolSiC™ MOSFETs are ideal for hard-switching and resonant switching topologies such as power factor correction (PFC) circuits, bidirectional topologies, and DC-DC converters or DC-AC inverters.
