The MSCSM170TAM15CTPAG are SiC Schottky diodes with SiC power MOSFETs, low RDS (conduction), high temperature performance, zero reverse recovery and zero forward recovery, temperature independent switching behaviour, positive VF temperature coefficient, very low stray inductance, internal thermistor for temperature monitoring and an Aluminium Nitride (AlN) substrate for improved thermal performance. Devices are available with high power, high efficiency converters and inverters, excellent performance in high frequency operation, direct mounting to heat sinks (isolation packages), low thermal resistance of the enclosure, soldered terminals for power and signals for easy PCB mounting, small form factor, and RoHS compliance.
