In terms of the structure of Renesas Super LP SRAM, each storage node in the storage cell combines stacked capacitor technology, fundamentally preventing the occurrence of soft failures. In addition, the load transistor (P-channel) of each SRAM cell is a polycrystalline silicon thin-film transistor (TFT), stacked on top of the N-channel MOS transistor on the silicon substrate. Only N-channel transistors are formed beneath the silicon substrate, which ensures that no parasitic thyristors are formed within the storage area and theoretically eliminates the latch-up effect.
