Advanced cooling technology

Under the same operating voltage, the operating temperature of HBM3 is lower than that of HBM2E, thus improving the stability of the server system environment. At the same operating temperature, SK hynix HBM3 can support a 12-layer stack with 1.5 times the capacity of HBM2E, 6Gbps I/O speed, and 1.8 times the bandwidth of HBM2E. As a result, SK hynix has greater cooling capacity under the same operating conditions, realizing its Memory ForEST* program.

Performance improvement

The SK hynix HBM3 stacks 12 DRAM chips at the same package height and has 1.5 times the capacity of the HBM2E, making it suitable for capacity-intensive applications such as artificial intelligence and high-performance computing. A single cube can generate bandwidth of up to 819GB/s, while SiP (system-level package) using six HBM chips on the same silicon chip can reach bandwidth of up to 4.8TB/s to support hyperscale requirements.

On-chip ECC

SK hynix HBM3 also features a powerful custom designed on-chip ECC (error correction code), which uses pre-assigned parity bits to check and correct errors in the received data. The embedded circuit allows the DRAM to self-correct errors within the cell, greatly improving the reliability of the device.
