"We are in the early stages of the next revolution in circuit breaker technology." Andy Wilson, Qorvo Business Development Manager, said: "For solid-state circuit breakers to be successful in the market, they must be able to be installed in existing enclosures without heat sinks or forced air cooling - and this JFET from Qorvo meets three requirements in the circuit breaker market: Low resistance to reduce heat, miniaturization, and durability."
Qorvo's rugged JFET products provide circuit protection and cut off high surge current in the event of circuit failure. The normally open nature of JFET enables seamless integration into systems where switches must be turned off under fault conditions.
Advantages of solid state circuit breakers
Solid state circuit breakers (SSCBS) offer several significant advantages over conventional mechanical circuit breakers.
• Faster operational response. SSCBS can interrupt faults at the microsecond level, much faster than mechanical circuit breakers that take milliseconds to trip. This quick response helps prevent equipment damage and enhances system stability.
• No arc generation. The SSCB has no active contacts, eliminating the problem of mechanical circuit breakers that can cause damage to equipment due to arcing during switching operation.
• Remote control. The SSCB can be reset remotely via a wired or wireless connection, while mechanical circuit breakers require manual resetting on site.
• Current rating is programmable. The current rating of the SSCB is programmable and adjustable, while the current rating of the mechanical circuit breaker is fixed.
• Compact size and light weight. SSCBS are more compact and lightweight than mechanical circuit breakers, making them ideal for space-constrained applications such as electric vehicles and aircraft.
• Longer service life. Because there are no moving parts, SSCBS have a longer service life and are not as susceptible to wear as mechanical circuit breakers.
• Strong temperature adaptability. The SSCB can operate at a higher temperature than the mechanical circuit breaker, and its operating temperature can be set as required.
• Current limiting capability. Some SSCBS have the ability to limit the fault current, which is not available in mechanical circuit breakers.
Despite these advantages of SSCBS, their main challenges compared to mechanical circuit breakers include higher costs, limited voltage/current ratings, and potential thermal management issues.
Qorvo's low on-resistance design
Qorvo's UJ4N075004L8S design provides the industry's lowest on-resistance (RDS(on)) in 650V to 750V class power devices in standard discrete packages. This low RDS(on) significantly reduces heat generation and, coupled with the compact TOLL package, makes the solution 40% smaller than competing products.
Key features and benefits of Qorvo power devices include:
• The ultra-low on-resistance of 4mΩ is 4 to 10 times lower than comparable silicon-based MOSFETs, SiC MOSFETs, and GaN transistors, resulting in increased efficiency and reduced power losses.
• The 750V rated voltage provides significantly enhanced design residual v to handle voltage transients, 100 to 150V more than alternative technologies.
The TOLL package is 30% smaller than the D2PAK package and half the height, making it ideal for space-constrained applications such as solid-state circuit breakers.
• The thermal resistance from the node to the housing is 0.1°C/W, leading the industry for effective heat dissipation.
• High current rating; At shell temperatures up to 144°C, the DC current rating is 120A and the pulse current can reach 588A (0.5 ms), providing strong resistance to transient overload.
Qorvo's SSCBS offer significant advantages over conventional circuit breakers, including faster fail-outages (microseconds compared to milliseconds for mechanical circuit breakers), greater system stability, and the ability to prevent equipment damage. In addition, with no arcing or active contacts, wear is eliminated and service life is extended.
The introduction of Qorvo's 750V 4 milliohm SiC JFET in TOLL packaging marks a significant advance in solid-state circuit breaker technology; Superior performance, efficiency and design flexibility compared to traditional mechanical circuit breakers and other semiconductor solutions. The UJ4N075004L8S model is currently available for sample and will go into full volume production in the fourth quarter of 2024, while additional JFET options will be available, including a 5 milliohm product rated at 750V and an 8 milliohm model rated at 1,200V, both in the TO-247 package.
