With the acceleration of the electrification process in the global automotive industry, the market demand for efficient, compact and reliable power systems continues to grow - not only in the passenger car sector, but also in the electric two-wheeler sector. To meet the above demands, Infineon Technologies AG, a global leader in semiconductors for power systems and the Internet of Things, announced the expansion of its OptiMOS™ 6 product portfolio and the launch of a new automotive-grade 150V MOSFET product series. The new product is tailor-made to meet the demanding requirements of modern electric vehicles and offers three advanced packaging options: TOLL, TOLG and TOLT.

This new automotive-grade MOSFET series is developed based on Infineon's sixth-generation OptiMOS™ technology. All models offer two drain-source resistance levels, with a rated voltage rating of 150V and the lowest RDS(on) within the same level, reaching as low as 2.5m Ω. This feature can effectively reduce conduction loss and significantly enhance overall efficiency. When multiple MOSFETs are configured in parallel, the tight distribution characteristic of the gate threshold voltage (VGS(th)) can achieve ideal synchronization performance, which is particularly important for high-power automotive systems. Another feature of the new product is that it exhibits extremely low switching losses in high-frequency applications and can operate efficiently in high-speed switching applications such as modern DC/DC converters. In terms of thermal performance, the thermal resistance values of each model of this product can be as low as 0.4K /W, significantly enhancing the heat dissipation capacity. This advantage not only reduces the complexity and requirements of system-level heat dissipation design, but also significantly lowers the related costs, providing a more economical and efficient solution for system design.

The three packages each have their own advantages: The 10x12mm ² TO lead-free (TOLL) package enables a compact design; The 10x12mm ² TOLG package is compatible with the layout of TOLL and features a gull-wing pin design, offering excellent thermal mechanical stress resistance. The 10x15mm ² TOLT package features a top heat dissipation design, enabling efficient heat conduction at the system level. It is highly suitable for high-heat-load applications in space-constrained environments. In addition, Infineon OptiMOS™ 6 150V MOSFET has been certified to the highest standards of Infineon automotive quality, and its performance exceeds the requirements of the AEC-Q101 standard. Meanwhile, these devices also support the Production Parts Approval Process (PPAP), which can easily meet the highest level of automotive production requirements. Combining these features, engineers can optimize system design for specific performance requirements within a limited budget.
