ROHM, a globally renowned semiconductor manufacturer headquartered in Kyoto, Japan, announced today that it has developed the 100V withstand voltage power MOSFET "RY7P250BM", which is an ideal choice for 48V power hot-swappable circuits in AI servers and power supplies for industrial equipment that require battery protection.
The RY7P250BM is an 8×8mm MOSFET. It is expected that the demand for products of this size will continue to grow in the future and can easily replace existing products. In addition, the new product simultaneously achieves a wider SOA range (conditions: VDS=48V, Pw = 1ms/10ms) and a lower on-resistance (RDS(on)). This not only ensures higher product reliability during hot plugging (power startup) operation, but also optimizes power efficiency, reduces power consumption and heat generation.
In order to balance the stable operation of the server and energy conservation, hot-swappable circuits must have a wide SOA range to withstand large current loads. Especially the hot-swappable circuits of AI servers require a wider SOA range compared with traditional servers. The SOA of RY7P250BM can reach 16A at a pulse width of 10ms and 50A at 1ms, achieving industry-leading performance and capable of handling high-load applications that were previously difficult for MOSFETs to support.
The RY7P250BM is a MOSFET with the industry's widest SOA range and achieves a lower on-resistance, significantly reducing power loss and heat generation during power-on. The on-resistance of a common 8×8mm 100V withstand voltage MOSFET with a wide SOA range is mostly approximately 2.28mΩ, while the on-resistance of RY7P250BM is reduced by about 18% - only 1.86mΩ (conditions: VGS=10V, ID=50A, Tj=25℃). This low on-resistance helps improve the efficiency of the server power supply, reduce the cooling load and lower the electricity cost.
Meanwhile, the RY7P250BM has also been certified as a recommended device by a globally renowned cloud platform enterprise and is expected to be more widely applied in the field of AI servers in the future. In the server field that emphasizes reliability and energy conservation, the RY7P250BM's balance between a wider SOA range and lower on-resistance has received high praise in cloud applications.
The new product has been temporarily put into mass production at a scale of 1 million per month (the sample price is 800 yen each, excluding tax). The production base of the previous process is ROHM Co., Ltd. (Shiga Factory, Japan), and the production base of the subsequent process is OSAT (Thailand). In addition, the new product has begun to be sold through e-commerce and can be purchased on all e-commerce platforms.
In the future, ROHM will continue to expand its product lineup of 48V power supplies for servers and industrial equipment, contributing to the construction of sustainable ICT infrastructure and energy conservation by providing efficient and reliable solutions.
