The CM150MXUD-13T1 is Mitsubishi Electric's seventh-generation NX series IGBT power module, featuring CSTBT™ technology, and is suitable for high-power applications such as industrial variable frequency drives, servo drives, and new energy inverters. The module adopts a CIB integrated design, incorporating a three-phase converter, inverter, and braking circuit, which significantly simplifies system design and optimises power loss and thermal management performance.

Adopts a cathode relaxation field (RFC) structure to reduce conduction losses (Vce(sat)) and switching losses.  

Optimised carrier storage layer enhances high-frequency switching performance.

Weld-Free Connection Structure  

Adopts press-fit pins and PC-TIM (phase-change thermal interface material) to simplify assembly processes and improve thermal cycle lifespan.

Low-inductance package optimisation

Utilises the LV100 package with optimised internal layout to reduce stray inductance, supporting high-frequency switching (>30kHz).
